摘要:
采用新一代功率半导体器件SiC作为半桥驱动电路的开关管,在38 kHz频率下驱动HID.结果显示,SiC MOS管相比于硅MOS管具有不可比拟的优越特性和发展潜力.根据SiC MOS管的特性,设计出专用于SiC MOS管的HID控制电路与驱动电路,解决半桥输入信号之间的干扰、寄生信号和误导通等问题,从而提高了HID驱动电路的能源利用率.
Abstract:
In this paper,a new generation of power semiconductor device SiC is used as the switching transistor of the half-bridge driving circuit to drive the HID at a frequency of 38 kHz,SiC MOSFETs have unparalleled superior characteristics and development potential compared to Si MOSFETs.According to the characteristics of SiC MOSFET,the HID control circuit and drive circuit dedicated to SiC MOSFET are designed to solve the problems of interference,spurious signal and mis-conduction between the half-bridge input signals,improve the energy-cost efficiency of HID drive circuit.
